As processes, technologies, and platforms become more and more complex and expensive, the effects of the interaction among FE, EWS and BE processes become a key factor to guarantee excellence in term of manufacturing.
CPI (Chip to Package Interactions), former FE-BE compatibility activity is key factor:
- In development phase, as feasibility assessment or early-stage verification, anticipating the qualification steps, then exploring the front-end and back-end process windows and tolerances to assess the manufacturability looking at the robust design, guaranteeing the reliability robustness of our technologies.
- The CPI is a key contributor to define master and derivative products, and related activities that will drive the co-design and co-development, as well as in the definition of the risk analysis and the related activities to address them in the different steps of the development flow.
- In industrialization phase when introducing new products an already existing lines or when the request includes also new package or new features/dedicated process.
- to guarantee product manufacturability, quality, but also time to market.
CPI activities include:
- Risk assessments, FMEA, DFMEA, PFMEAs
- CPI plan including DOE and trials and test to address potential failure modes
- CPI feasibility assessment
- CPI activity for robustness
- Failure mode and root cause analysis
- To support and assess CRB, PCP both at FE and BE
- To support the Mass Volume Production ramp up and stress lines both at FE and BE
- To support new package development of process and or materials change
- To support second source or alternative fab plant qualification
- To define, drive and support the TGA procedure and Gap analysis for new product and new package development
- To support by reports and document the maturity milestones
